Analytical Investigation of Delays in 2D MoS2 based lateral BJTs

Abstract – In this work, I have estimated the delays associated with monolayer MoS2 based lateral BJTs as a function of different parameters. The analytical theory for 2D lateral p-n junctions as developed elsewhere using conformal mapping as well as using 2D electrostatics have been employed to estimate the delays in n-p-n BJTs of MoS2. It has been found that both the approaches lead to similar delays,in the order of a few picoseconds, which preclude MoS2 lateral devices from being used in very high-frequency applications although low-power, low-speed flexible electronics can benefit from it.
